Effective design of layout-friendly EDT decompressor

Originally presented at the 2020 IEEE VSLI Test Symposium, this paper describes an innovative design for layout-friendly decompressor used in the Tessent EDT compression architecture. The decompressor is segmented and each segment drives a subset of scan chains, which significantly reduces routing congestion in the layout.
